Theoretical limits for high voltage rectifiers and thyristors

Abstract
Theoretical limits for high voltage rectifiers and thyristors have been established. Using the ratio between the base width and the diffusion length as a parameter, calculated results show that various quantities of interest are approximately proportional to Vm, where for forward voltage, 1/3 < m < 1/2; for power handling -1/3 < m < -1/4, for reverse recovery time (or turn-off time) m ≃ 2, and for the load power controlling capability, 2/3 < m < 3/4.Keywords
