Abstract
InGaAsP crystal is proposed as a new visible laser material. Two advantages, i.e. no aluminum and the large tetragonal distortion, are expected to be effective for the realization of higher reliability lasers. With comparing with other epitaxial techniques, the dual-growth-chamber hydride VPE is explained as a successful technique to grow an InGaAsP visible laser structure. InGaAsP visible laser characteristics including the room temperature cw operation and a preliminary aging test are described.Keywords
