A 9.5 GHz commercially available 1/4 GaAs dynamic prescaler with suppressed noise performance

Abstract
A mass-produced 1/4 GaAs monolithic dynamic prescalar is described that operates using a single clock at a maximum frequency of 9.5 GHz with a single or a dual power supply. The power dissipation is as small as 450 mW with an output power of more than 1 dBm. The circuit design and simulation are discussed, and a brief explanation of the basic FET and the fabrication process are given. The experimental results including phase noise characteristics are reported. The phase noise was measured as -100 dBc/Hz and -120 dBc/Hz, at 100 Hz and 10 kHz offsets for a 6.725 GHz input.<>Keywords
