Abstract
We measured the recovery time from excitonic absorption bleaching in tunneling biquantum wells at 77 K and room temperature. The absorption recovery time corresponds to the tunneling time of electrons from narrow to wide wells. We have found that tunneling at 77 K is about 2.5 times slower than at room temperature. Keywords
