Abstract
A 64 GHz monolithic fundamental frequency oscillator was fabricated using an AlGaAs heterojunction bipolar transistor (HBT) technology which performs a unity current gain frequency fT = 100 GHz and a maximum frequency of oscillation fmax = 180 GHz. This oscillator uses co-planar waveguides (CPWs) for transmission lines and resonators.Keywords
