Plastic deformation of InP at temperatures between 77 and 500 K

Abstract
Plastic deformation of InP single crystals under confining pressure has been investigated from 500 K down to 77 K. Slip lines and transmission electron microscopy observations indicate that at low temperatures the deformation is controlled by the glide of 1 101 screw dislocations, which cross-slip from the 2 {111} glide plane. The critical resolved shear stress at T > 420 K depends c strongly on temperature, as in GaAs and silicon, but for T < 400 K the temperature dependence is weak, resulting in a hump in the- T curve at 420 K. cKeywords
