Abstract
Singlemode operation with a sidemode suppression ratio of 48 dB in the temperature range 10–100°C is reported for 1.3 µm gain-coupled DFB lasers consisting of an MQW active grating. The threshold current as a function of temperature exhibits a minimum in a room temperature range (infinite characteristic temperature T0). The physical mechanism for the appearance of this minimum is explained by a theoretical model.Keywords
