Spatially resolved investigations of microplasma effects in Cd diffused InP photodiodes

Abstract
The behavior of microplasmas in Cd diffused InP photodiodes is investigated. A relation between the appearance of bulk microplasmas and diffusion parameters is observed. EBIC, LIBIC, and photo-induced noise measurements across the junction are reported. Careful investigations near microplasma site indicate that electrons and holes play a different role in the microplasma breakdown mechanism.
