Influence of Mechanical Vibrations on Microscopic Growth Rates in GaSb Pulled Crystals

Abstract
GaSb single crystals were pulled from the melt by the Czochralski method. During growth, mechanical vibrations with a small velocity amplitude and a constant periodicity were transmitted to the pulling rod in order to investigate the influences on the microscopic growth rates. It was found that the influence of mechanical vibrations on the amplitude of variation of growth rates decreased when the crystal diameter or the pulling rate was increased. On the other hand, thermal convection currents and/or forced convection currents which lead to irregular variations of the microscopic growth rate at the off-faceted region have no effect on the faceted region.Keywords
