Thermally stimulated conductivity in InP:Fe

Abstract
An investigation of thermally stimulated conductivity (TSC) for InP:Fe is reported. The magnitude of the observed TSC signal is discovered to be critically dependent upon the nature of the electrical contacts to the sample. Using a variety of analysis techniques, two main traps are found in the material with activation energies of approximately 0.25 eV and 0.50 eV. The ability to fill the deeper level depends on the illumination temperature and it is suggested that this might be explained by a temperature variation in the capture cross-section.Keywords
