Abstract
A two-junction cascade solar-cell structure has been demonstrated in the AlGaAs/GaAs materials system. The cell consists of two p-n junctions with different band gaps monolithically connected in series by means of a low-resistance p-n junction. An open-circuit voltage of 2.0 V has been observed for this cascade structure. This is the highest open-circuit voltage that has been reported for a single monolithic photovoltaic cell.Keywords
