Abstract
Expressions describing the observed nonlinearity of double-heterostructure LED's are derived. The second harmonic distortion predicted from the simple model at a modulation index of 0.5 is-34 to -41 dB below the fundamental. Qualitative trends of the harmonic distortion versus the thicknesses of and doping concentrations in the active layer, are in agreement with published experimental results.Keywords
