Abstract
Dielectric measurements on semi-insulating gallium arsenide reveal a discontinuous change of the spectral shape of the response at around 250K. This is interpreted as an 'electronic phase transition' arising from a discontinuous change in the interactions between localised charge carriers and the lattice.Keywords
