Abstract
High operating voltage in a blue‐green laser diode was explained quantitatively by the tunneling process through the barrier at a metal/p‐ZnSe interface. The barrier height at the metal/p‐ZnSe interface was evaluated considering the tunneling and thermionic emission processes in the realistic diode structure.Keywords
