Continuous wave operation of long wavelength(λ ≃ 11 µm) inter-miniband lasers

Abstract
A long wavelength (λ ≃ 11 µm) quantum cascade laser based on inter-miniband transitions in semiconductor superlattices is reported. The device operates continuous wave up to a temperature of 85 K, with a maximum output power of 75 mW at 25 K, both record values for unipolar lasers of comparable wavelength.
