Photoacoustic Study of Chromium State in GaAs

Abstract
Photoacoustic (PA) spectra were measured at room temperature on Cr-doped GaAs with concentrations up to 2×1017 cm-3. Analyzing the spectra with the aid of the PA theory, the optical absorption coefficient was deduced for a singly-ionized Cr2+ state. We found that it increased non-linearly with increasing chromium content. This is due to the presence of the several chromium states such as neutral Cr3+ and doubly-ionized Cr+ states other than the Cr2+ state.
