Terahertz phase modulator

Abstract
A semiconductor quantum device which enables the phase modulation of terahertz signals is described. Modulation-doped parabolic quantum wells enable the electronic control of dispersion at terahertz frequencies. Device characterisation with terahertz time-domain spectroscopy shows a phase modulation for frequencies up to 4 THz.Keywords
