1 W (pulsed) vertical cavity surface emitting laser

Abstract

The Letter reports for the first time over 1 W pulsed optical power emission obtained at room temperature from an electrically-excited grid-contact vertical cavity top surface emitting laser array. This laser exhibited a low threshold current density of only 600 A/cm² and over 60% single-ended differential quantum efficiency.
