Abstract
The diffusivity of Cl in undoped CdTe, D(Cl), has been measured by a radiotracer method at near-saturated Cd overpressures and at the minimum-total-pressure condition between 520 and 800 degrees C. There was no significant difference in D(Cl) at these two partial pressures at a given temperature. Near to saturated Cd overpressures: D(Cl)=(0.071-*-2.4)exp(-(1.60+or-0.07)eV/kT) cm2 s-1. It is concluded that Cl diffuses via the neutral defect pair (VCdVTe)*.Keywords
