VELOCITIES AND INTERNAL FRICTION OF DISLOCATIONS IN III-V COMPOUNDS

Abstract

Direct measurements of dislocation velocities in III-V compounds show that the velocity of β-dislocation is greatly affected by donor impurities and much smaller than that of α-dislocation. Comparison with the screw dislocation velocity leads to the conclusion that in n-type crystal 30° β-dislocation has the slowest mobility
