Abstract
A monolithic photoreceiver module using a waveguide p-i-n photodiode/HEMT-distributed-amplifier OEIC has been developed. It achieves a sensitivity of -22.7 dBm at 40 Gbit/s and a clear eye-opening at 50 Gbit/s. Such performance is a first for a monolithic photoreceiver module. Keywords
