Abstract
The authors report for the first time, the achievement, in an integrated laser-modulator structure, of a small negative chirp for both zero bias voltage and a large detuning of 55 nm between the exciton peak and the operating wavelength. No influence of the photogenerated carriers on the chirp parameter is expected in the reported bandgap engineered structure.Keywords
