60GHz dielectrically stabillized monolithic voltage controlled oscillator

Abstract
This paper reports a 60GHz dielectrically stabilized monolithic voltage controlled oscillator(VCO) for the first time. The developed MMIC is composed of a VCO with a dielectric resonator (DR) and a buffer amplifier utilizing an AIGaAs/InGaAs heterojunction FET (HJFET) as an active element, and a drain DC-biased HJFET as a variable reactance element. The fabricated MMIC has exhibited an oscillation frequency control of SS MHz/V with 6.9dBm output power, -80dBc/Hz(100kHz off-carier) phase noise and -4.1ppm/°C frequency stabiliy at 60.0GHz.Keywords
