77GHz PHFET-Harmonic-Mixer MMIC

Abstract
A harmonic mixer has been developed. We obtain a conversion loss of 18dB at a RF-frequency of 77GHz utilizing the 5th LO-harmonic and a LO-frequency of 15GHz (LO-power 7dBm). The mixer is a single-device gate mixer using coplanar technology and a double-heterojunction pseudomorphic HFET with 0.12μm gatelength (f1=115GHz) as active device.Keywords
