Bulk generation current in depleted germanium junctions

Abstract
Bulk generation in buried germanium junctions has been measured in the range 77⩽T⩽160 K using a new ’’monode’’ structure which eliminates surface leakage. Above 120 K the current varies with an activation energy of 0.36 eV. At lower temperatures the generation current per unit volume is constant at 3×10−14 A/cm3 and is shown to be produced by ionization caused by cosmic and environmental background radiation.Keywords
