Abstract
A new type of 1.5 µm wavelength singlemode laser consisting of a deeply etched coupled-cavity and high reflective DBR is realised. A threshold current of 11 mA for a stripe width of 5 µm and a sub-mode suppression ratio of 36 dB at 1.8 times the threshold are obtained under room temperature CW conditions.Keywords
