Liquid-Phase Epitaxial Growth of ZnSe Using Sb0.4Se0.6 as Solvent

Abstract
Antimony selenide (Sb0.4Se0.6) was found to have a very high solubility of ZnSe, and bulk crystals of ZnSe were grown from the solvent. Because of the low vapor pressure of Sb0.4Se0.6, the liquid-phase epitaxial growth of ZnSe on ZnSe substrate using an open-tube slide-boat method was successfully performed. The ZnSe layer grown on {111} B ZnSe substrate showed smooth surface morphologies. Layers thicker than 30 µm showed photoluminescence at 4.2 K characteristic of pure crystals.Keywords
