Abstract
Frequency tunability through bias voltage was found in sub-THz oscillation of resonant tunnelling diodes (RTDs) integrated with slot antennas. The tuning ranges were 18 GHz for the central oscillation frequencies of 253 and 470 GHz. The observed frequency change is consistent with a reported measurement of the capacitance change in RTDs.Keywords
