Abstract
For the first time, a fibre-pigtailed OEIC module, composed of a pin photodetector and an InP/InGaAs HBT-based amplifier, has been operated at speeds up to 15 Gbit/s. With a measured sensitivity of –17.3 dBm at a bit error rate of 10-9, MOVPE growth is demonstrated to be suitable for high performance HBT-based OEICs.Keywords
