Abstract
Photocurrents from quantum wells in asymmetrical-double-barrier resonant-tunneling structures are studied under 9-μm radiation. By use of intersubband transitions, large electron accumulations in the quantum wells are observed directly in one bias polarity, consistent with theory. This photon-assisted resonant-tunneling process may be used for fast-response infrared detection.Keywords
